چکیده

In this paper we show an approach to electron transport in double barrier structures which unifies the well known sequential and resonant tunneling models in the widest range of transport regimes, from completely coherent to completely incoherent. In doing so, we make a clear distinction between “approaches” and “transport regimes,” in order to clarify some ambiguities in the concept of sequential tunneling. Scattering processes in the well are accounted for by means of an effective mean free path, which plays the role of a relaxation length. Our approach is based on a recently derived formula for the density of states in a quantum well, as a function of the round trip time in the well and of trasmission and reflection probabilities for the whole structure and for each barrier. Quantum current modeling in nano-transistors with a quantum dot

Carbon quantum dots (CQDs) serve as a new class of ‘zero dimensional’ nanomaterial’s in thecarbon class with sizes below 10 nm. As light emitting nanocrystals, QDs are assembled from semiconductormaterials, from the elements in the periodic groups of II-VI, III-V or IV-VI, mainly thanks to impacts of quantum confinement QDs have unique optical properties such as brighter, highly pho...

Direct Observation of Quasi-Bound States and Band-Structure Effects in a Double Barrier Resonant Tunneling Structure Using Ballistic Electron Emission Microscopy.

Ballistic electron emission microscopy (BEEM) has been used to study transport in a double barrier resonant tunneling structure. Unlike conventional transport techniques, BEEM allows the injected electron energy to be varied independent of the band profile. We report the observation of quasi-bound states and band-structure effects as deduced from the temperature evolution of the BEEM spectra. T...

Oscillating magnetoresistance in diluted magnetic semiconductor barrier structures

Ballistic spin polarized transport through diluted magnetic semiconductor single and double barrier structures is investigated theoretically using a two-component model. The tunneling magnetoresistance ~TMR! of the system exhibits oscillating behavior when the magnetic field is varied. An interesting beat pattern in the TMR and spin polarization is found for different nonmagnetic semiconductor/...

Nonequilibrium electron and phonon transport and energy conversion in heterostructures

We establish a unified model dealing with the transport of electron and phonon in double heterojunction structures with the coexistence of three nonequilibrium processes: (1) nonequilibrium among electrons, (2) nonequilibrium among phonons, and (3) nonequilibrium between electrons and phonons. Using this model, we investigate the energy conversion efficiency based on concurrent thermoelectric a...

Energy states and exchange energy of coupled double quantum dot in a magnetic field

The ground state energies of two interacting electrons confined in a coupled double quantum dot (DQD) presented in a magnetic field has been calculated by solving the relative Hamiltonian using variational and exact diagonalization methods. The singlet-triplet transitions in the angular momentum and spin of the quantum dot ground state had been shown .We have studied the magnetic field versus c...
